You do not need any third country/territory when traveling on Shenzhen 5 day visa on arrival (VOA). If you want you can reach Shenzhen from Hong Kong and after your stay in Shenzhen you can return directly to Hong Kong. This is something different than visa free transit scheme (24/240 hours) where you need a third country or eligible territory.
In your case, you can really arrive in Shenzhen from Hong Kong and obtain a VOA at the border crossing. The best and most convenient border crossing is Lo Wu / Luohu because you can easily reach it by direct MTR suburban train - East Rail Line. After your stay in Shenzhen you can proceed toward Macau or you can even return back to Hong Kong. Definitely your decision/choice. If you want to reach Macau, you have to be aware that you will have to travel to Macau directly and not via any other mainland Chinese cities/areas because Shenzhen VOA is strictly territory limited/restricted. In other words, you will have to take a direct ferry from Shekou (a port in Shenzhen) to Macau. There are 4 - 5 daily direct ferries on this route. I hope this helps.
